The lattice mismatch and the X-ray FWHM of 2.3-µm GaInAs were 0.5% and 138 arcsec, respectively. These PDs exhibited a very low temperature-dependent response from 1.0 to 1.70 µm with quantum efficiencies as high as 45% at 0.78 µm, 86% at 1.3 µm, 85% at 1.55 µm and 70% at 1.75 µm. A reverse leakage current of 30 nA at -2 V bias was measured, and a -3 dB cutoff frequency of 2.5 GHz was obtained for the 110 µm-dia.
