抄録
We have investigated the pull strength and the board assembly reliability of Pb-free semiconductor devices mounted on printing circuit boards using several kinds of Pb-free solder pastes. As the results, we have acquired good properties on Sn/Bi, Sn/Ag and Pd as Pb-free plating and Sn/Ag and Sn/Zn as Pb-free solder.
