Abstract

化合物半導体デバイスのシミュレーションには未解決の問題も幾つか残っているが実用化が間近い.ここでは,最近の話題として,GaAs金属・半導体電界効果トランジスタ(MESFEIT)における深い不純物(トラップ)の影響のモデル化と,急峻なヘテロ接合界面のキャリア輸送のモデル化をデバイスシミュレーションの立場から論ずる.最後に,今後の課題と展望について述べる.
