2MHz watch IC has been developed by using SITL (Static Induction Transistor Logic) which has the smallest power-delay product in Sitechnology Circuitry is composed of SITL digital circuits and bipolar peripheral circuits basically manufactured by a bipolar IC process, where an epitaxial layer with impurity concentration of 1×10^(13) atoms/cm^3 is used and self- alignment technology is applied in order to form the gate and drain of SITL. A quartz oscillator and SITL digital circuits are driven by a bipolar current constant circuit. Dividers of SITL have 2-layer stacked- ircuit structure to utilize battery voltage efficiently. As the collector break down voltage of npn transister incorporated is high, the SITL IC is promising for the mixing digital and linear circuits
