Abstract

Phosphor-free white and multi-color light-emitting diodes (LEDs) have been developed. When LEDs with InGaN active layers are fabricated on nitride-semiconductor based three dimensional microstructures, the emission color depends on the crystal orientation of the facet planes composing the microstructures. Additive color mixture of the emissions from those microfacet LEDs realizes white and pastel colors. Furthermore, it is experimentally demonstrated that pulse-current operation of this new type of LED enables the emission color to be controlled externally.
