Abstract

We report on the recent development of ultrafast all-optical gate switches using the intersubband transition (ISBT) in quantum wells (QWs). Recently, a new modulation mechanism in InGaAs/AlAs/AlAsSb QWs ISBT waveguides has been reported ; absorption-immune transverse electric (TE) light is phase-modulated by ISBT excitation. A Mach-Zehnder interferometric (MZI) ISBT gate switch based on this cross-phase modulation (XPM) has a much lower operation energy than switches based on absorption saturation. The functionality of all-optical signal processing required in high-speed transmission systems, such as the demultiplexing of 160 Gb/s signals and all-optical wavelength conversion has been demonstrated using MZI-ISBT gate switches. The mechanisms of XPM, the design of QWs for higher XPM efficiency, and the performance of MZI-ISBT gate switches are discussed.
