Abstract
<p>Many power modules are used in hybrid and electric vehicle (HV/EV) systems. High-power modules control the main motor and middle- and low-power modules manage the accessories in the HV/EV systems. For the future development of the HV/EV systems, higher efficiencies of these power modules are strongly required. GaN power devices are promising candidates for these requirements. In this paper, the power modules in the HV/EV systems and the present status of GaN power devices are explained. The reliability of the GaN power device for HV/EV application is also discussed.</p>
