Description

Low distortion characteristics over wide-band modulation are required to realize ultra multi-channel subcarrier multiplexing (SCM) transmission systems.High relaxation oscillation frequency (f[_r[_) in DFB lasers is required to expand modulation frequency with low distortion characteristics.Strained-layer MQW-DFB lasers emitting at 1.3μm with large strain effect have been fabricated,in which InGaAsP alloy with bandgap wavelength of 1.05μm is used as barrier layers and a waveguide layer.Large increments of f[_r] to square root of bias-current(l[_b]) above threshold(l[_th]) (f[_r], (l[_b]-l[_th])[^1/2]=2.0GHz/mA[^1/2]) are achieved in the lasers, due to increased differential gain by strain effect.100ch SCM transmission has been successfully demonstrated at a low bias current of less than 30mA.Low chirp characteristics (100MHz/mA) in wide frequency range have been also confirmed.
