Abstract

SPring-8における放射光を利用したX線CT装置を用い、1005サイズおよび1608サイズのチップ抵抗はんだ接合部の熱疲労き裂発生および進展の様相を非破壊で観察した。得られた3次元でのき裂進展様相から、進展速度をき裂表面積で整理し、チップ抵抗の寸法効果について検討した。
