Description
Efficient boosted voltage (Vpp) generators suitable for low operating voltage DRAMs with two types of newly proposed pumping circuits are described. A charge transfer pump (CT-pump) can pump to over 2・Vcc level and increase its output current to Vpp nodes by transferring charges between its pumping nodes. A charge recycle pump (CR- pump) can reduce its dissipated current by 38% without decreasing its output current to Vpp nodes by recycling charges between its pumping nodes. Further, we introdece a Vpp generation system for 1.2V DRAM with these two proposed pump circuits. This system and these pump circuits can reduce the total dissipated current of Vpp pump by 46%.
